Abstract This paper presents a W-band 2$, times, $2 focal-plane array (FPA) for passive millimeter-wave imaging in a standard 0.18$ mu {hbox {m}} $ SiGe BiCMOS process ($ f _ {rm T}/f _ {max}= 200/180~{hbox {GHz}} $). The FPA incorporates four Dicke-type receivers representing four imaging pixels.

Abstract A fully-integrated silicon-based 94-GHz direct-detection imaging receiver with on-chip Dicke switch and baseband circuitry is demonstrated. Fabricated in a 0.18-μm SiGe BiCMOS technology (f T/f MAX= 200 GHz), the receiver chip achieves a peak imager responsivity of 43 MV/W with a 3-dB bandwidth of 26 GHz. A balanced LNA topology with an embedded Dicke switch provides 30-dB gain and enables a temperature resolution of 0.3-0.4 K. The imager chip consumes 200 mW from a 1.8-V supply.

The spread of practical terahertz (THz) systems' dedicated to the telecommunication, pharmacy, 1 civil security, or medical markets requires the use of mainstream semiconductor technologies, such as 2 complementary metal-oxide-semiconductor (CMOS) lines. In this paper, we discuss the operation of a 3 CMOS-based free space all-electronic system operating near 250 GHz, exhibiting signal-to-noise ratio (SNR) 4 with 62 dB in the direct detection regime for one Hz equivalent noise bandwidth. It combines the state-of-5 the-art detector based on CMOS field-effect-transistors (FET) and a harmonic voltage-controlled oscillator 6 (VCO). Three generations of the oscillator circuit are presented, and the performance characterization 7 techniques and their improvement are explained in detail. The manuscript presents different emitter-detector 8 pair operation modalities, including spectroscopy and imaging.

A feature-rich second-generation 60-GHz transceiver chipset is introduced. It integrates dual-conversion superheterodyne receiver and transmitter chains, a sub-integer frequency synthesizer, full programmability from a digital interface, modulator and demodulator circuits to support analog modulations (e.g. MSK, BPSK), as well as a universal I&Q interface for digital modulation formats (e.g. OFDM). Achieved performance includes 6-dB receiver noise figure and 12 dBm transmitter output ldB compression point. Wireless link experiments with different modulation formats for 2-Gb/s real-time uncompressed HDTV transmission are discussed. Additionally, recent millimeter-wave package and antenna developments are summarized and a 60GHz silicon micromachined antenna is presented.

This paper presents an overview of the different methods used for sensitivity (i.e., responsivity and noise equivalent power) determination of state-of-the-art field-effect transistor-based THz detectors/sensors. We point out that the reported result may depend very much on the method used to determine the effective area of the sensor, often leading to discrepancies of up to orders of magnitude. The challenges that arise when selecting a proper method for characterisation are demonstrated using the example of a 2×7 detector array. This array utilises field-effect transistors and monolithically integrated patch antennas at 620 GHz. The directivities of the individual antennas were simulated and determined from the measured angle dependence of the rectified voltage, as a function of tilting in the E- and H-planes.
